Thyristor (SPICE model)#

block

Block appearance in REPEAT VISION#

The Thyristor (SPICE model) block is a SPICE model of a thyristor (SCR), which is built in accordance with [1]. The block implements the following equivalent circuit:

Substitution scheme

Substitution scheme#

The model is based on differential equations describing the equivalent circuit and physical processes occurring in the thyristor. The following equations are used in the model:

  • Initially, the parameters that do not change during the simulation process are calculated (1) :

(1)#\[\begin{split}VTemp = \frac{k \cdot T}{q}\\R_F=50 \cdot \frac{VBO}{IGT}\\ R_K=\frac{0.7}{IGT}\\ISK=|IH - IGT| \cdot e^{-0.7/VTemp}\\ISA=ISC=10^{-5}\cdot e^{(VH-1.5)/VTemp}\\C_K= \frac{-0.8 \cdot TON}{R_K \cdot ln(\frac{1-0.7}{(IGT+1.8 \cdot ISA)\cdot R_K})}\\ C_A=0.001 \cdot C_K\\C_C=0.4 \cdot IH \cdot \sqrt{\frac{TON}{DVDT}}\end{split}\]
  • Equations calculated during the simulation of (2):

(2)#\[\begin{split}I_{DA}=ISA \cdot e^{\frac{V_{DA}}{VTemp}} - IS0 \cdot e^{-\frac{(V_{DC}+VBO)}{VTemp}}\\I_{DK}=ISK \cdot e^{\frac{V_{DK}}{VTemp}} - IS0 \cdot e^{-\frac{(V_{DK}+VGRM)}{VTemp}}\\I_F=ALPHAA \cdot I_{DA}+ALPHAK \cdot I_{DK}\end{split}\]
